3、3GB/soperation.2Thedesignallowstwox16stackedDRAMdiestobefitintoa12x12mmPoPpackage,achievinga12.8GB/saggregateddatabandwidthbasedon3.2Gb/sperpin.Alowswingsignalingbasedonavoltage-modedifferentialdriverisdescribedanditsperformanceisanalyzed.Toevaluatetheimpactoftimingjitterandsyst

4、emnoisetosystemperformance,astatisticallinkmodelingandsimulationmethodologyisemployed.Twotestsystemsarebuiltbasedonwirebond-basedPackage-on-Package(PoP)andBGA-basedChip-to-Chip(C2C)moduletocharacterizethememoryinterfaceperformanceandtovalidatethestatisticallinkmodel.Thecorrelati
