3、ubstratessimultaneouslybyinductivelycoupledplasma-assistedchemicalvapordepositionfromthereactivesilaneandmethaneprecursorgasesdilutedwithhydrogenatasubstratetemperatureof200ºC.TheeffectofthehydrogendilutionratioX(Xisdefinedastheflowrateratioofhydrogentosilaneplusmethanegases),rangingfrom
4、0to10.0,onthecompositional,structural,optical,andmorphologicalpropertiesofthedepositedfilms,isextensivelyandsystematicallystudiedbyX-rayphotoelectronspectroscopy,X-raydiffraction,Ramanspectroscopy,Fouriertransforminfraredabsorptionspectroscopy,andscanningelectronmicroscopy.Itisshownthatw
5、iththeincreaseofthehydrogendilutionratioX,thecrystallinitydegreeandcrystallitesizeareincreasedwhilethecarboncontentandgrowthratearedecreased.Furthermore,aviablephysicalmechanismhasbeenproposedtoexplaintheobtainedexperimentalresults.Theseresultsarehighlyhighly-relevanttothedevelopmentofth
