3、itecturesandoperatingmechanismshavebeenadvanced.Thefirst-theSchottkydevice-wasoptimizedandexplainedintermsofadepletionregiondrivingelectron-holepairseparationonthesemiconductorsideofajunctionbetweenanopaquelow-work-functionmetalandap-typeCQDfilm.Thesecond-theexcitonicdevice-employedaCQDla
4、yeratopatransparentconductiveoxide(TCO)andwasexplainedintermsofdiffusiveexcitontransportviaenergytransferfollowedbyexcitonseparationatthetype-IIheterointerfacebetweentheCQDfilmandtheTCO.HerewefabricateCQDphotovoltaicdevicesonTCOsandshowthatourdevicesrelyontheestablishmentofadepletionregio
5、nforfield-drivenchargetransportandseparation,andthattheyalsoexploitthelargebandgapoftheTCOtoimproverectificationandblockundesiredholeextraction.Theresultantdepleted-heterojunctionsolarcellsprovidea5.1%AM1.5powerconversionefficiency.Thedevicesemployinfrared-bandgapsize-effect-tunedPbSCQDsr
6、enablingbroadbandharvestingofthesolarspectrum.Wereportthehighestopen-circuitvoltagesobservedinsolid-stateCQDsolarcellstodate,aswellasfillfactorsapproaching60%,throughthecombinationofefficientholeblocking(heterojunction)andverysmallminoritycarrierdensity(depletion)inthelarge-bandgapmoiety.
