5、.14,No.3205INTRODUCTIONTOATOMPROBETOMOGRA-PHY:HIGHTHROUGHPUTDATAACQUISITIONAtomProbeTomography(APT)representsarevolutionarycharacterizationtoolformaterialsthatcombinesatomicimagingwithfieldionmicroscopy(FIM)withaspecialtime-of-flight(TOF)massspectrometertopro
6、videdirectspacethree-dimensional,atomic-scaleresolutionimagesofmaterialswiththechemicalidentitiesofallthedetectedatoms.Itinvolvesthecontrolledremovalofatomsfromaspecimen’ssurfacebyfieldevaporationandthensequentiallyimagingandanalyzingthemwithaTOFmassspectrome
7、ter.Atomsareselectedfromaregiononaspecimen’ssurface(theareamaybeaslargeas200nmx200nm)andarethenspatiallymapped(seeFig.1).Whencombinedwithdepthresolutionofoneinter-planaratomiclayerfordepthprofiling,anAPTprovidesthehighestspatialresolutionofanymicroanalysistec
