5、sed,therestoringforcenecessaryforequilibriumincreasesproportionallywiththedisplacementtofirstorder,whiletheelectrostaticactuatingforceincreaseswiththesquareofthepotentialdifferenceacrossthegap,aswellastheinversesquareofthegap.Equilibrium,andthusstableopen-loopvoltagecon
6、trol,ceasesatone-thirdthetotalgapdistance,leadingtoanunstableactuatorsnap-in.AKalmanFilterisdesignedwithanappropriatelycomplexstatedynamicsmodeltoestimateactuatordeflectionaccuratelygivenvoltageinputandcapacitancemeasurements,whicharethenusedbyaLinearQuadraticcontroller
7、togenerateaclosed-loopvoltagecontrolsignal.Theconstraintsofthelatteraredesignedtomaximizestablecontrolovertheentiregap.ThedesignandsimulationoftheKalmanFilterandcontrollerarepresentedanddiscussed,withstaticanddynamicresponsesanalyzed,asappliedtobasic,100µmby100µmsquare,
