2、uratelyreproducethetinycharacteristicsofdevice,thistodigital,analog,mixedsignalandRFICdesigniscritical.Indeepsub-microntechnology,thefeaturesizeskeepshrinking,approachingthephysicallimits,MOSFETalsoemergedmanydifferentnewphysicaleffectswhichhavenotconsideredbefore.Alsowiththedecreaseofthesize,the
3、powersupplyvoltagedrop,havingagreaterinfluenceonthemoderateinversionzone,thusrequirementsaccuratelyandphysicstodescribethemoderateinversionzone.Obviously,thetraditionalthresholdvoltagemodelisdifficulttomeettheincreasinglydemandingcircuitdesignrequirements,thisisbecausethethresholdvoltagemodeluses
4、apiecewiseform,namelythedevicesworkindifferentareawithdifferentequation,somewithnophysicalmeaningoffittingparametersconnecttheseequations.Basedonsurfacepotentialmodelwiththeadvantagesofbetter,morefullydescribesthephysicalcharacteristicsofthedevice,andcomparedwiththethresholdvoltagemodelismoreflex
5、iblebecomethestandardofanewgenerationcompactmodels,becomethemainstreamofmodelingmethod.Surfacepotentialmodelisdifferentfromthepiecewiseformofthethresholdvoltagemodel,butuseasetofunifiedequationtodescribetheelectricalcharacteristicsofthedevice,includingthethresholdarea,lineararea,saturatedzone,wea
6、kinversionregionandstronginversionregion,eachworkspaceisconsistentcontinuous.Thesurfacepotentialmodelhastheadvantageoflessmodelparameters,physicalcharacteristics,highprecision,anditsprincipleisthroughderivethechannelofsurfacepotentialequation,andthereasonisthattheparticlesofthechannelcanbeaverygo
