3、bservations.Thisallowedcalculationofthecurrentdensityrequiredforfailure.Sincethefailureofthesedevicesunderhighdildtconditionswasthermalinnature,asimulationusingafinite-elementmethodwasperformedtoestimatethetemperatureriseinthedevices.Theresultsfromthissimulationshowedthatthetemp

4、eraturerisewassignificantlyhigherinthedeviceswiththeamplifyinggatethaninthedeviceswithouttheamplifyinggate.Fromtheseresults,thesafeoperatingfrequenciesforallthedevicesunderhighdildtconditionswasestimated.Theseestimateswereconfirmedbyexperimentallystressingthedevicesunderhighdi/d
