2、cuits,whereFETplaysthefundamentalroleinthecircuitdesign.啦sthesisresearchesonthemodelingofFETwhichwillbeusedinthedesignofmicrowavecontrolcircuits.ThemodelforFETwithfixedgatewidthisdemonstratedandimproved.Theoriginalmodelfromthedesignkitfitsthecontrolcircuitdesi

3、gnbelow6GHz,whiletheimprovedmodelissuitablefortheultra-widebandmicrowavecontrolcircuitdesign.ne丘equencyrangefortheimprovedmodelisO.1GHz~26.1GHz.BaseonthecomparisonofthetransmissionandreflectioncharacteristicsfromtheimprovedmodelandthemeasuredSparameter,wefindt

4、hattheimprovedmodelholdsahi.ghaccuracyforthecontrolcircuitdesign.1rI圮highlightofthisthesislaysontheresearchofthegeneralmicrowavecontrolcircuitmodel,whereacompletescalingrelationshiphasbeengiven.Alltheresistors,capacitorsandinductorsinthegeneralmodelhavetheirow

5、nscalingrelationship.Bothofthesinglegatewidthandthenumberofgatefingersareincorporatedinthescalingrelationship.Andbesidesthevalidationoftheaccuracyforthegeneralcontrolcircuitmodel,thescalingrelationshipisalsopreliminarilyvalidated.Inanotherway,thesinglegatewidt

6、hforthegeneralmodeldocsn’tneedtobefixed.So,theflexibilityfortheMMICdesignersisreallyhighiftheytrytousethegeneralmodelinthethesis.Anyway,thegeneralFETcontrolcircuitmodeldiscussedinthethesisprovidesagoodoptionfortheMMICcontrolcircuitdesign.Finally,thedesignandme

7、asuredresultsforasix-bit2·18GHzdigitalmicrowaveattenuatorandafive-bit6—18GI-Izdigitalphaseshifteraregiven.So,thevalidityandreliabilityforthemodelareverified.Itshowsthatthedemonstratedresearchmethodandresultcouldsatisfytherequirementsformicrowavecontrolcircuitd
