4、secontinuously.Atthebeginningofthiscentury,thepowerdissipatedinasinglechiphasexceeded100W,andtightlypackedchipassembliesasthemultichipmodulescanevendissipatethousandswatts.Therefore,thethermalstateofintegratedcircuitshasbeenalwaysagreatproblemconcernedandisconsideredasabottleneckin
5、increasingtheintegrationofelectronicsystems.Toovercomethisproblem,manyresearchersdevelopedlow2powerdesigntechniquesforVLSIsystems.Inordertoavoidthermaldamages,continuousthermalmonitoringshouldbeappliedduringboththeproductionreliabilitytestingandthefieldoperation.Anefficientwayistob
6、uildtemperaturesensorsintoallVLSIchips,withtheappropriatecircuitryprovidingeasyreadout.Insomeearlierworks,theresearchersusedtheparasitic,lateralorsubstratebipolartransistors,whichcanberealizedinmostoftheCMOSprocesses,asthermalsensors.TheseareusuallyPTATsensors.Theweaknessofthesesen
