3、esigners.TherehavebeenSIP(systeminpackage)andMCM(multichipmodulepackage)technologyforsemiconductorssupplierstouse.ThedesignanddevelopmentofpowerBGAmoduleistocombinethepowerMOSFET,LCfilter,PWMcontrollerwithinaBGAmodule.FirstweselectpowerMOSFETasbaseforlowvoltageandhighcu
4、rrentapplication.OtherdevicesareselectedbythepowerMOSFETrequirement.ThenwemaketheBGAsubstratelayoutandsearchsomecompanytomanufactureit.AtthesametimewesearchtheBGAmodulepackageandtestPCBboardmanufacturers.Whenallthesepreparationareclosed,webuildtheevaluationtestboard.Wet
