2、TRACTWereportananalogneuromorphicmodulecomposedofp-typecarbonnanotube(CNT)synapsesandanintegrate-and-fire(I&F)circuit.TheCNTsynapsehasafield-effecttransistorstructurewitharandomCNTnetworkasitschannelandanaluminumoxidedielectriclayerimplantedwithindiumionsasitsgate.Apositivevoltagepul

3、se(spike)appliedonthegateattractselectronsintothedefectsitesofthegatedielectriclayer,andthetrappedelectronsaregraduallyreleasedafterthepulseisremoved.TheelectronsmodifytheholeconcentrationandinduceadynamicpostsynapticcurrentintheCNTchannel.Multipleinputspikesinduceexcitatoryorinhi

4、bitorypostsynapticcurrentsviaexcitatoryorinhibitoryCNTsynapses,whichflowtowardanI&Fcircuittotriggeroutputspikes.Thedynamictransferfunctionbetweentheinputandoutputspikesoftheneuromorphicmoduleisanalyzed.Themodulecouldpotentiallybescaleduptoemulatebiologicalneuralnetworksandtheirfunc
